Abstract

It is shown that chemical surface treatments (HF, HNO//3 or NH//4OH) affect spectral characteristics of photoluminescence (PL) from InP crystals. Furthermore, annealing of InP substrate results in dramatic modification of the PL spectrum. These modifications depend strongly on initial surface treatments.
